Alpha and Omega Semiconductor Limited (AOS), listed on Nasdaq as AOSL, has unveiled its latest technological innovation, launching two αMOS5 600V FRD Super Junction MOSFETs. AOS, known for its broad range of discrete power devices, wide band gap power devices, power management ICs, and modules, aims to meet the demands of high efficiency and high density in various sectors with this new release.
These MOSFETs address key challenges encountered in modern mid-high power switched-mode power supply (SMPS) and solar inverter systems. The focus remains on achieving higher efficiency, increased density, reduced system costs, and maintaining robustness across a range of topologies including single/interleaved/dual boost/CrCM TP PFCs, LLC, PSFB, and multi-level NPC/ANPC.
The αMOS5 FRD FETs feature a robust intrinsic body diode specifically designed to withstand hard commutation scenarios, ensuring resilience even during abnormal operations such as short-circuits or start-up transients. Extensive testing by AOS engineers demonstrated the devices’ ability to endure high di/dt at elevated junction temperatures of up to 150°C, showcasing their durability.
These MOSFETs also exhibit lower turn-off energy (Eoff) compared to competitors, contributing to heightened efficiency in lighter or mid-load conditions.
Richard Zhang, Senior Director of Product Line and Global Power Supply Business at AOS, highlighted the adaptability of these products: “With the increasing trend towards energy storage-ready inverters and the rising use of high-voltage batteries in AC-coupled systems, the AOK095A60FD and AOTF125A60FDL are positioned to lead in bi-directional DC/DC and inverter/PFC applications.”
The technical specifications emphasize a rugged, fast recovery diode (FRD) with reduced Qrr for demanding scenarios, ultra-low switching loss for both hard and soft switching topologies, robust UIS and SOA capabilities, prevention of self turn-on, and suitability for various applications including LLC, PSFB, CrCM Totem-Pole, Multi-level NPC, and CrCM H-4/Cyclo Inverter.
Both the AOK095A60FD (TO-247) and AOTF125A60FDL (TO-220F) are immediately available in production quantities. The former is priced at $3.75 and the latter at $3.22 in 1,000-piece quantities, with a lead time of 16 weeks.
